Job description
The tasks within the thesis will consist of:
* Development of test structures
* Identify the critical parasitic regions in the chip layout, with focus on the gate pad and edge termination regions
* Simulate the electrical behavior of the parasitic regions using electrical TCAD simulations
* Design a complete set of test structures for wafer level parasitic characterization
* Dynamic transmission line pulse (TLP) characterization of test structures
* Characterize the fast-transient behavior of the parasitic test structures on a TLP setup
* Convert the characterization data in a compact model for use in distributed SPICE and mixed-mode TCAD simulations
* Development/extension of virtual prototyping software
* Extend the MOSFET distributed model developed by the dynamic MOSFET team to include additional layout parasitics in the gate pad and edge termination regions
* Integrate measured and simulated data from different sources in the virtual prototyping platform
* Applications of virtual prototyping
* Predict the failure mechanism of power MOSFETs under different operating and load conditions
* Implement chip level design modifications to improve the dynamic behavior in target applications
Start: 01.08.2021 (or later)
Full-time employment: 38.5 hrs/week
Duration: 4 years
